Phase Diagrams for Lead-Free Solder Alloys

Abstract

The need for new improved solder alloys and better understanding of reactions during the soldering process grow steadily as the need for smaller and more reliable electronic products grows. A candidate solder alloy needs to fulfill basic requirements before it can be considered a serious candidate alloy. Phase diagram information provides this basic information. In addition, the knowledge of phase equilibria and thermodynamic quantities provides the key to the understanding of reactions during soldering, as well to other properties that can be derived from these data.
